sample was cut into two pieces (one is 50/50 NP/PS, and the other 100% PSC).

for the 50/50 portion, GaN MBE growth performed at CMU Oct. 15/00, yielding sample  101500 .

for the 100% PSC piece, GaN MBE growth performed at CMU Nov. 15/00, yielding sample 111500.

for comparison with 111500, GaN growth performed on NP 6H on-axis SiC, Nov. 16/00, yielding sample 111600.
